Fourth-seeded Mikhail Youzhny of Russia also advanced, beating defending champion Xavier Malisse of Belgium 6-4, 6-4. Youzhny will face unseeded Marin Cilic of Croatia, a 4-6, 6-2, 6-3 winner over Dutchman Robin Haase.
The 17th-ranked Moya, the tournament winner in 2004 and '05, advanced before heavy showers forced a 3½-hour delay during the opening set of Nadal's match, when he was leading Garcia-Lopez 2-1.
Nadal broke Garcia-Lopez in the eighth game of the opening set, and in the fifth and seventh games of the second.
He said the semifinal against Moya will "be interesting as we often play together."
"Making the final at the start of the year is something I'm looking forward to," Nadal added.
Moya was optimistic.
"Rafael's a tough opponent, but I've got nothing to lose and will give my best," he said. "I'm improving with every outing and the quarterfinal was my best match of this week.
